Abstract : A number of factors which enter in the diffusion of zinc into InP have been investigated. The dependence of the penetration depth on the ratio of phosphorus to zinc added during the diffusion has been found. The junction gain has been studied for a simple three-region model of the injection laser by a numerical solution of the wave equation. Values for the radiation intensity profile across the junction are given for a number of cases. (Author)
