Abstract : Development of a fast response, sensitive broadband light demodulator continued in an effort to fill a need created by lasers and light emitting diodes. The program was divided into two tasks - Task I, development and fabrication of the demodulators and Task II, testing and characterization. During this quarter effort was concentrated on fabrication problems. A description of the test station used to evaluate the avalanche photo diodes is given. Measurements were made on the impurity concentration profiles of the first seven runs. Results show the impurity profiles are critical as predicted during the first quarter. Impurity profiles of two runs compare favorably with the design values; however, one of these runs had surface inversion problems. Electrical characteristics of all runs are in agreement with those predicted by the impurity concentration profiles. Diodes were fabricated using low dislocation density material. The impurity concentration profiles of these runs were incorrect; therefore, no attempt was made to find microplasma free diodes. Sample measurements of the breakdown voltages indicated carrier multiplication gains of 3 were possible from the diodes when biased below the first microplasma breakdown. (Author)
