Abstract : Good crystals of aluminum phosphide were grown by transport via a thermal gradient in tin solution. It was determined that a 25 degree gradient at 1200C results in transport that is too rapid for slow nucleation and the average crystallite size is in the 3 mm range. However, several of these are of high quality with well developed facets and some physical properties will be determined in the next quarter. Studies of growth at lower temperature gradients will be studied. A Czochralski apparatus was modified for pulling crystals of aluminum phosphide from tin solution. (Author)
