Abstract : Acoustic energy generated at microwave frequencies by a Gunn oscillator diode was observed. The experimental device consisted of a gallium arsenide Gunn diode, acoustic delay line, and acoustic transducer. The maximum acoustic power observed was -45 dBm at a Gunn oscillator fundamental frequency of 470 Mc. Higher harmonics of this frequency were observed corresponding to the harmonic content of the oscillator current wave form. This phenomena is shown to be a result of piezoelectric coupling between the high field region associated with the Gunn oscillations and the gallium arsenide lattice. The acoustic waves are generated at the anode boundary of the diode as the electric field changes rapidly. (Author)
