Abstract : The generation of large pulse microwave power with the Limited Space charge Accumulation (LSA) mode in gallium arsenide is discussed. The theory of the LSA mode is reviewed and a theoretical circuit analysis presented. The experimental results for the LSA operation are presented in the third chapter. Peak pulse power of 1.2 kilowatts at 7.72 GHz was observed with a sample length of 775 microns. The operating frequency was more than 60 times the transit time frequency of electrons through the same device. This length independence characterizes the LSA mode of operation and results in the additional pulse power available from this mode. The functional dependence of operating efficiency on bias voltage was also shown to be inexcellent agreement with the existing theory. Device performance was also investigated and results on spectrum, pulse length and injection phase locking are presented. (Author)
