Abstract : A program of research to investigate the integration of optoelectronic and electronic devices for transmitters is described. The report describes research aimed at developing low threshold laser for using in these transmitters and describes three different types of lasers: a folded cavity surface emitting laser, an ultralow threshold intracavity contacted vertical cavity laser structure and an ultralow threshold, electrically isolated vertical cavity laser structure employing oxide semiconductor Bragg mirrors. In all cases the lasers utilized a buried oxide current and mode control layer to reduce the threshold. The individual accomplishments of the program are described in detail and directions for future research are listed.
